8 EDITORIAL 6 Technologists tout IoT success Last month on this page, I commented on politicians opinions on the Internet of Things or lack thereof. Subsequently, SEMICON West provided an opportunity for technologists to weigh in on the topic and weigh in they did. For example, Doug Davis, senior vice president and general manager, Internet of Things Group, Intel, said the IoT has risen to the next frontier of technology. The Internet of Things is fueling innovation in every different type of industry, he said, adding that with the cloud and data analytics, the IoT s scope will become grander and much more ambitious. That s not to say there is no need for the mundane Davis went on to describe smart wastebaskets. Davis outlined four specific challenges the IoT can address: an aging population, increasing carbon emissions, increasing urban populations, and the need to feed the planet. For example, over a billion people will be over 60 by 2050, he said, and every day in the United States, 10,000 people turn 65. The IoT can facilitate independent living by turning the home into a connected care center. As for carbon, he said, the IoT can improve efficiencies of industrial equipment and, through accurate weather forecasting, the effectiveness of solar and wind plants. The IoT will also have a role to play in reducing pollution and traffic congestion in ever-denser urban environments. And as for feeding the planet, he said the IoT can boost agricultural yield while reducing waste and water usage. Speaking at the imec Technical forum held in conjunction with SEMICON West, Luc Van den hove, imec s president and CEO, sounded similar themes but added his own take. Citing a particular example, he noted that the IoT in the form of wearables will have to fade into your life and employ smart, personalized algorithms that take into account context, intention, and emotional state leading to the Intuitive Internet of Things, or I2oT. Other presenters throughout SEMICON West went into detail about how the IoT will be built. For example, An Steegen, imec s senior vice president for process technology, described emerging requirements for processor performance, I/O bandwidth, storage, and power. She addressed how to meet those requirements through multipatterning EUV lithography, device stacking, and spin-wave devices. And several of her colleagues commented on topics including silicon photonics, thin-film electronics, and thin-film photovoltaics. And at a Leti Day event at SEMICON West, Marie-Noëlle Semeria, Leti s CEO, discussed the organization s 3D integration technologies for tomorrow s IoT devices, describing a 22-nm FDSOI process implemented by GLOBALFOUNDARIES with support from Leti. Olivier Faynot, Microelectronic division manager, highlighted Leti s CoolCube 3D sequential integration technology and its role in extending Moore s Law to meet tomorrow s IoT needs. And finally, at the co-located Test Vision 2020 event, device makers and test equipment vendors described strategies for meeting IoT test challenges. For example, Thomas Burger, director of test development and senior manager for test technology at ams AG, urged test vendors to take an active role in developing modular, scalable, integrated test cells for what he called sensor systems on chip, or SSoC. And John Shelley, director of product marketing at Xcerra, described some novel ways of potentially cutting the cost of testing RF functionality on IoT devices. Clearly, industry is moving ahead rapidly with IoT deployment. It might be tempting to let politicians linger in the background, staying out of the way. But given the security, privacy, and safety issues involved, legal and political factors will ultimately force their way to the forefront. It would be better to have a legal and policy framework smoothly evolving along with the technology. Meanwhile, as Intel s Davis put it in his presentation, over the next five years, think big about what the IoT can deliver. 10 INDUSTRY UPDATE For more on these and other news items, visit Keysight collaborates with NTT DOCOMO on 5G Keysight Technologies announced it is collaborating with NTT DOCOMO, Japan s largest mobile service provider, on development of 5G wireless communications systems. Keysight will support the 5G research programs led by NTT DOCOMO and provide test and measurement solutions and expertise for nextgeneration 5G wireless communication systems. The collaboration will involve multiple 5G research areas including millimeter-wave communications technology. NTT DOCOMO is pleased to collaborate with Keysight Technologies, a recognized industry leader in test and measurement, said Seizo Onoe, chief technology officer of NTT DOCOMO. NTT DOCOMO is targeting a 5G commercial launch in 2020, and we expect the partnership with Keysight, and use of its deep measurement expertise, will allow our mobile communication industry to gain insight into the capabilities of 5G technologies faster. Leti and Diabeloop at work on artificial pancreas CEA-Leti and Diabeloop have announced the establishment of a joint lab to develop an artificial pancreas to improve treatment for type 1 diabetes patients. The joint lab builds on Leti and Diabeloop s earlier three-year research project that included clinical trials in hospitals and demonstrated the promise of a closed-loop system for treating diabetes. The artificial pancreas envisioned in the joint lab will automatically deliver the appropriate dose of insulin to patients. It includes a sensor that measures patients glucose levels, a pump that delivers insulin, and a smartphone with an embedded algorithm and patient interface that links the sensor and the pump. It also features telemedicine capabilities for monitoring patients and linking them with healthcare providers and dedicated nurses. Plessey wins grant to support GaN-on-silicon production Plessey Semiconductors has announced that it will be leading a 1.3 million U.K. government-funded project in conjunction with AIXTRON and Bruker Nano Surfaces Division. This project will accelerate high-volume manufacturing of Plessey s LEDs created with GaN-on-silicon technology at its Devonbased manufacturing site. Dr. Keith Strickland, Plessey CTO, said, This project supports the work we have ongoing with AIXTRON and Bruker to further increase the yield of our GaN-on-silicon process. These improvements are required as part of our move to 200- mm silicon substrates. Study reveals importance of innovation to consumers Results from a survey released by the research firm Lab42 take an in-depth look at innovation, revealing what it means to consumers, which sectors and brands people consider innovative, and whether innovation motivates them to purchase. Here are some key findings: perception of innovation is hugely important in purchasing decisions, consumers are willing to pay a premium for innovative goods and services, and half of consumers say they have bought a new product without fully understanding what it did or how it worked solely because they thought it was cool. Kia Motors takes advantage of MOST150 Internet connectivity The MOST Cooperation (MOSTCO), the standardization organization for the Media Oriented Systems Transport automotive multimedia network technology, has announced that Kia Motors has integrated MOST150 into its new Kia K900. Kia has chosen MOST150 for its flagship K900 car model because of its powerful telematics service, stated Henry Muyshondt, administrator of the MOSTCO. Kia can take advantage of the latest MOST technology, providing a versatile platform for systems that deliver digital life into the car. SEMI schedules European 3D Summit 2016 in France SEMI has announced the fourth annual European 3D summit. Entitled European 3D Summit 2016: Above and Beyond TSV, the advanced semiconductor summit will take place on Jan in Grenoble. The 2016 SEMI European 3D Summit will include a wide scope of 3D integrated circuit topics beyond through-siliconvia (TSV) technology with talks on FO-WLP/e-WLB, embedded die, and 3D alternative technologies. Keynote and invited speakers will present their approaches and strategies for 3D Integration technologies, with specific attention on current adoption for applications such as memory, mobile, automobiles, and wearables. The increasing implementation of 3D technology in microelectronics devices has reshaped the electronics market. SEMI will highlight the latest business challenges and opportunities with a market briefing where 3D and packaging industry experts will present business and market insights. Up to 30 companies working in the 3D sector will have the opportunity to exhibit their technologies at the 3D Summit exhibition. TE Connectivity targets Intel Omni-Path Architecture TE Connectivity (TE) announced that it is delivering key connectivity solutions for Intel Omni-Path Architecture (Intel OPA) as part of the Intel Fabric Builders program. Specifically, TE is providing its STRADA Whisper backplane connectors and cable assemblies, internal cable assemblies, and I/O connectors for Intel s new switch and other products that are part of the Intel OPA. TE said its solutions will be instrumental in enabling Intel OPA to deliver leading endto-end performance and density for current and future highperformance computing workloads. Advanced analytics could help reduce rate of C-section births At North Carolina State University, research engineers have taken a major step toward developing a computer system that would provide doctors in maternity wards with a bedside tool to evaluate risk in real time and determine the best possible option for delivery. Dr. Julie Ivy, associate professor at NC State s Edward P. Fitts Department of Industrial and Systems Engineering and a Fitts Faculty Fellow in Health Systems Engineering, and Ph.D. student Karen Hicklin are using advanced analytics to develop delivery-r oom protocols so pregnant women and their doctors can make the best possible choices and safely lower the rate of C-sections. 11 NEWS & EVENTS Industry Happenings Rick Nelson Executive Editor EE -- Evaluation Engineering Sarasota, FL Internet of Things dominates SEMICON West SEMICON West convened July in San Francisco, with the 2015 version taking place during the 50th anniversary of Moore s Law. Denny McGuirk, president and CEO of SEMI, said things were different in Gasoline was 31 cents a gallon, the Dow was under 1,000, and the price of a car was an outrageous $2,800. But one thing remains the same, he added: Moore s Law is alive and well despite frequent predictions that the end is near. Doug Davis, senior vice president and general manager for the Internet of Things at Intel, indicated his faith in Moore s Law by delivering a keynote titled The Internet of Things and the Next 50 Years of Moore s Law. The IoT, he said, will fuel innovation in every type of industry. He urged attendees to think beyond the device to tackle problems worldwide. If there was a word of caution relating to Moore s Law, it was mentioned at a keynote panel session titled Scaling the Walls of Sub-14-nm Manufacturing, with representatives of imec, ASE, GLOBALFOUNDRIES, Qualcomm, and Stanford University participating. Although issues such as package yield must be addressed, the general conclusion was that the physics isn t the problem it s making the economic value proposition of going to a new node. Preceding SEMICON West was the imec Technical Forum. Luc Van den hove, imec president and CEO, presented a picture of a future in which the happy many will be served by the myriad of interconnected devices that make up the IoT, or as he put it, the Intuitive Internet of Things, or I2oT. And at a Leti Day event, Marie Semeria, CEO of CEA-Leti, described how her organization can help partners build wearable connected sensors and devices for home automation. Leti, she said, is active in such fields as IoT and smart objects, energy and environment, manufacturing, transport, and biology and health. Also co-located with SEMICON West was Test Vision In a keynote address, Kaivan Karimi vice president and general manager of wireless solutions at Atmel, described how the IoT will impact the semiconductor and cloud markets. In an invited address, Thomas Burger, who leads test development and technology at ams, outlined his company s sensor offerings and test challenges. Participants representing companies including Advantest, AMD, Amkor, Cascade Microtech, COHU/Ismeca, Cypress, ELES Semiconductor, FormFactor, LitePoint, Optimal+, Roos Instruments, Teradyne, Texas Instruments, and Xcerra all weighed in on test challenges and strategies in papers, panels, and poster sessions. On the exhibit floor, Advantest touted the use of its V93000 platform to test IoT devices. The V93000 offers a universalpin architecture, providing digital operation to 1.6 Gb/s with protocol-per-pin support. It also supports accurate and fast voltage and current trimming, provides an AWG per pin, features RF spectrum-analyzer capability, and measures frequency and jitter. In addition, Advantest described its new T5833, based on the company s Advanced System platform. The T5833 is a cost-efficient, high-volume test system capable of performing wafer sort and final test of DRAM and NAND devices. Advantest also highlighted its new 28G OPM (28-gigabit Optical Port Module) for the T2000 system. 28G OPM is the company s first solution designed specifically for testing optical transceivers. National Instruments brought its Semiconductor Test System (STS) to SEMICON West for the first time. The STS is a production-ready test system that combines the NI PXI platform, TestStand test management software, and LabVIEW graphical programming inside a fully enclosed test head. NI also presented its RFIC Test System, which supports a/b/g/h/n/ac, UMTS, LTE, and LTE-Advanced technologies and includes envelope-tracking capability. Optimal+ presented release 6.0 of its Semiconductor Operations Platform, which adds EXACT (EXtreme Analytics and CharacTerization) to the Optimal+ family of products. Based on the growing demand for greater data collection and analytic performance, EXACT delivers big data performance to semiconductor manufacturing operations, leveraging the power of the HP Vertica Analytics Platform to enable customers to take advantage of all of the data that is generated across their global distributed supply chain, including new product introduction and high-volume manufacturing. The company also touted its reception of the Frost & Sullivan 2015 Global Semiconductor Test Visionary Innovation Leadership Award. intest Thermal Solutions introduced two Temptronic ThermoSpot benchtop systems for temperature-testing integrated circuits, including high-wattemitting devices. The company also highlighted its new environmentally friendly series of Temptronic Thermo- Stream temperature forcing systems, which use 50% less energy with very low audible noise. SL Power Electronics featured its MINT1500 AC/DC power supply, which solves power challenges for next-generation medical devices and industrial test equipment. The MINT1500 is a 500-W supply that offers a flexible horizontal or vertical configuration while meeting applicable EMC requirements. Evans Analytical Group was on hand to describe its microelectronics test and engineering lab network, which provides semiconductor and electronics design firms with test, debug, early engineering, and failure analysis support. Pickering Interfaces and Pickering Electronics shared a booth to showcase their respective systems as well as components. In particular, Pickering Electronics featured its new high-voltage micro-sil reed relays. Pickering says its new Series 119 range with stand-off voltage up to 3 kv is the industry s smallest high-voltage single-in-line reed relay now available. And finally, Marvin Test Solutions exhibited the TS-900 family of semiconductor test solutions, which are based on the PXI modular platform while providing users the features and capabilities associated with big iron ATE. 12 SPECIAL REPORT POWER SUPPLIES/SOURCES Sponsored by Power with sophistication By Tom Lecklider, Senior Technical Editor Higher power density, better ease of use, and unique operating modes are among the more important characteristics distinguishing today s power supplies and sources. Flexible autoranging or multiranging DC supplies, which support output voltage and current combinations within the supply s maximum power, voltage, and current ratings, have become more widely available. And, direct control of constant current or constant voltage output so-called CC or CV priority is a relatively new mode that ensures difficult loads are correctly driven. Table 1 compares several DC power supplies. For AC sources, simplified parallel/polyphase operation improves ease of use and supports higher productivity. Combining a power analyzer and an AC source within the same chassis is another way in which some recently introduced AC sources are streamlining test setups and saving cost. Table 2 compares several AC sources. Both DC supplies and AC sources may include special solarrelated capabilities. DC supplies Power density The input for low-power supplies typically is 115 VAC single phase, changing to a higher voltage and possibly three-phase operation for supplies larger than about 5 kw. Nevertheless, it s not always convenient to provide three-phase power for 5-kW supplies. Instead, B&K Precision has designed the 2U PVS Series to operate from a 220-V single-phase input. According to James Schada, senior product marketing manager at the company, To achieve higher efficiency and power density in our high-power programmable DC power supplies, we use phase-shifted full-bridge converter topology with high switching frequency and good airflow management. For instance, our PVS Series power supplies use switching frequencies greater than 40 khz. Higher frequency translates to smaller components but adds to switching loss. To minimize switching loss, soft switching techniques were implemented. He concluded, Good airflow management increases the efficiency of the fans used to keep temperatures low. In our designs, air is drawn in from the front panel, and the fans pull the air through the rear so that it does not circulate inside the power supply. Careful thermal design also supports the high power density of the GW Instek PSU Series 1U rack-mount supplies. Sales director Reginald Bale said, The heat dissipation design on the front and rear panels allows the PSU series to be placed on top of each other to augment the available power. A 4U height with parallel connections can realize the maximum 800-A or 6,080-W output. Adam Pitel, vice president at Magna-Power Electronics, discussed some of the business decisions related to manufacturing high-power supplies. In his experience, most supplies larger than about 1.5 kw are made to order. This realization has driven the company to vertically integrate activities from transformer winding to surface-mount assembly and sheet-metal fabrication. By maintaining tight control of all these aspects, Pitel claims that Magna-Power can turn around made-to-order products within two weeks. Specifically, he commented on the balance between cost and performance in high-power supplies. For increasing power density, the power supply s internal layout and heat management are just as important as the devices and materials themselves, he said. With internal heat-sink fabrication capability, Magna-Power has focused on innovative heat-sink design and unique power stage layouts, allowing the company to better transfer and remove heat while still utilizing conventional IGBTs in its switched-mode design. This design methodology allows the company to compete with industry-leading power densities while maintaining competitive product pricing. The company s SL Series is a good example of high power density with models up to 6 kw in a 1U package (Figure 1). Features Kepco has continued to offer autoranging power supplies, or as they also are called, multiranging, with the 1U Series KLP 1,200- W supplies. Instead of having a rectangular I-V characteristic, this type of supply provides any combination of V and I within a constant-power hyperbola. Where a conventional 100-W supply could have 20-V and 5-A limits, an autoranging supply additionally might allow 30 V at 3.3 A or 10 V at 10 A both within the 100-W power limit. Typically, manufacturers support about a 3:1 variation in voltage and current, minimizing the need to buy lots of slightly different conventional supplies. B&K Precision s Model 9201 also is multiranging, supporting outputs between 60 V at 3.3 A and 20 V at 10 A within its 200-W limit. Keysight Technologies Model N6786A module for the N6700 Modular Power System takes a different approach. Within the basic 80-W power capability, you can select one of four rectangular operating areas: 20 V at ±4 A, 15 V at ±5 A, 10 V at ±6.7 A, and 6 V at ±8 A. As this example shows, there can be trade-offs when exchanging voltage for current. Because power loss is proportional to current squared, thermal considerations come into play as the output current increases. A 5-W derating of the output power accompanies the 15-V and ±5-A setting, increasing to 13 W on the 10-V range and culminating in a 32-W reduction at 6 V. The N6786A s operation is characteristic of a two-quadrant source-measure-unit (SMU). Compared to a conventional power supply that can only source power, an SMU also can sink power. This point is clearly evident in Keysight s Advanced Power System power supplies. These supplies provide two-quadrant operation but limit power sinking to 10% of the maximum output rating. For example, the N6973A 2-kW supply can sink 3.33 A at 60 V 200 W. To sink more power, one or two optional N7909A power dissipater units must be used in conjunction with the supply. Each N7909A adds 1-kW sinking capability. Keithley Instruments, a Tektronix company, has developed SMUs for many years, the Model 2450 being the latest. Similar to Keysight s 10% power sinking limitation, the 2450 provides 200 V and 1 A, but not simultaneously. The unit is rated for 20-W output or dissipation and operates in all four quadrants. A large 5-inch full-color touchscreen supports an icon-based menu system and displays results in a number of formats. Figure 2. He said, Keithley s latest power supply offerings combine builtin readback capability with greater sensitivity and resolution than earlier models. These supplies can make measurements with up to 6½ digits of resolution. Voltage output measurements can be resolved down to 100 μv. These supplies measure load currents from 100 na to amps and can resolve down to 10 na. Also addressing low-level needs, Keysight s N6781A and N6785A SMUs feature seamless current measurement that handles na to A without changing ranges. Kepco s BOP bipolar power supplies also have four-quadrant operation but with ratings up to 1 kw. As explained by Mark Kupferberg, executive vice president-power solutions, To minimize size and increase efficiency, Kepco has pioneered power recuperation in the BOP line of 1-kW bipolar modules. When the BOPs are sinking energy from a load, such as a magnet, the power is converted into AC and injected back into the AC mains. This reduces the amount of electricity required and the heat discharged into the operating environment. Kepco s latest use of recuperation technology is in the BOP-GL Series of inductive-load-optimized bipolar power supplies. The BOP GL (Figure 2) provides up to 100 amps of source and sink power in a 3U package. Solar Alternative energy sources, such as solar, have their own control issues. A solar panel s IV characteristic is not rectangular. To mimic a panel s performance, the correct IV relationship needs to be programmed into a DC supply. Some products, such as Chroma Systems Solutions 62000H-S Series, have it built in. Solar-simulating power supplies are used to test maximum power point (MPPT) algorithms in PV inverters. Basically, the inverter alters its input impedance so that the current it draws from the solar panel corresponds to the highest power on the panel s output characteristic. Because of clouds and other disturbances, a panel s output varies quickly, and it s the job of the inverter s MPPT algorithm to track the maximum power point as it chang- es. Up to 100 IV curves can be stored in 62000H-S supplies to represent various operating conditions. Switching from one curve to another and the time between each state are programmable. AC sources The simplest AC source is a variable autotransformer, generically called a Variac, regardless of any trademark implications. Variacs are great, unless you need a different frequency, have to inject transients, or want a waveform other than the distorted and noisy sine wave that your mains supply happens to be exhibiting at the time. And, there is no isolation from input to output. Modern AC sources address all these problems as well as many not listed, such as providing a three-phase output from a singlephase input (or vice versa) and simulating various kinds of multiphase anomalies. These sources tend to be modular so that you can parallel units to get higher power. Some manufacturers support linking single-phase units for two- or three-phase applications. Features AC sources are differentiated by their basic technology as well as by output power and the number and type of controllable functions. Within the Pacific Power Source models listed in Table 2, the 110ADX 1-kVA product is targeted at basic AC power testing or frequency conversion requirements where programmability and accuracy are important, as stated in the ADX series datasheet. High-frequency pulse-width modulation is used for power conversion, yielding a reasonably lightweight, responsive, and cost-effective unit. Comparing the 110ADX with the company s 360AMX highlights the 6:1 difference in power, but also the much higher frequency range and lower ripple accompanying the linear AMX design. Similar differences exist between the linear 6-kVA AMX and the switching ASX units, supporting a $1,400 premium for the AMX. Herman vaneijkelenburg, director of marketing at the company, confirmed that, While less efficient overall, linear AC power sources offer superior bandwidth, slew rates, and transient response compared to switchers. Sources may support functions such as programmable output impedance, harmonic synthesis, or transformer output. It s all about flexibility. UPC Studio is Pacific Power software that works with the company s sources to provide waveform editing and control of output sequences. VanEijkelenburg continued, Increased demand for product testing is driven by both the need to improve product quality and to meet increasing levels of regulatory requirements. This requires more sophisticated test capabilities and demands more functionality from the test equipment used. An increase in power levels is driven by the need to improve energy efficiency of an increasing range of products. This requires AC power simulation and measurements. AC Sources Comparisons Given Chroma s involvement in DC supplies for solar array and inverter testing, it s not surprising that the company also has developed the four-quadrant Series regenerative grid simulator AC source (Figure 3). As Steve Grodt, director of business development, explained, There are two main features that differentiate the series from earlier models. The first one is the regenerative function which allows the unit to sink power generated from the UUT (for instance, a grid-tied PV inverter) and through conversion feed the power back to the main grid instead of dissipating the generated power by a dummy resistor as heat. The second feature is that the unit is capable of delivering maximum phase output voltage up to 400 VLN (692 VLL) which is required for UUT (such as grid-tied PV inverter) overvoltage protection testing, especially for the one with 480-V input voltage. Grodt concluded, The 400 VLN output voltage is accomplished without implementation of a boost transformer, and the benefit is that the output voltage transient performance will not be affected. Regeneration (or recuperation as Kepco describes its DC supply technology) isn t just an ecologically friendly approach: it s very practical as well. Chroma s model listed in Table 2 has a 60-kVA rating and operates in all four quadrants. Up to five units can be paralleled for 300-kVA capacity. Regeneration allows the sources to act like a large load for PV inverter and wind energy systems but without the very significant dissipation otherwise required. Associated Power Technologies sources provide the sine-plustransient type of test waveform very often needed for production testing. They do not support custom waveform generation or waveform sequencing. As stated on the datasheet, This capability allows devices to be tested to DC voltage dropouts, spikes, and other voltage variations, making the supplies an ideal choice for aerospace device testing, inverter testing, and other devices which will experience voltage interrupts. Both DC supplies and AC sources offer a wide range of features in addition to the basic ones shown in Tables 1 and 2. To determine that a particular unit will suit your needs, contact the manufacturer and arrange to borrow a unit to try in your test setup. 20 SPECIAL REPORT 5G TEST Sponsored by Diverse waveforms and frequencies pose challenges By Rick Nelson, Executive Editor As 5G becomes defined, test-and-measurement companies are working to address the many issues involved, including factors such as frequency, instantaneous bandwidth, modulation scheme, latency, and a smooth evolution from earlier generations of cellular technology. As all these issues are still experimental, engineers will need maximum flexibility as they define the 5G standards and build prototypes while continuing to evolve 4G technology. For the most part, test vendors are leveraging and evolving their existing wireless test products as the road to 5G gets plotted. Several vendors have elaborated on their 5G strategies since EE-Evaluation Engineering s last special report on the topic. 1 Note that the test companies 5G strategies are grounded in active participation in 5G initiatives. For example, Andreas Roessler, technology manager, North America, at Rohde & Schwarz, said, One highlight is the mmmagic project funded by the European Union under the Horizon 2020 objective. In this project, Rohde & Schwarz contributes with its test and measurement expertise to carry out our channel-sounding measurements to better understand the propagation characteristics of frequencies. Martha Zemede, 5G and IoT outbound marketing lead at Keysight Technologies, said, Keysight is an active member in the leading 5G forums and consortia such as H2020, NYU Wireless, 5G Forum, and FutureForum as well as the most influential standards bodies in wireless communications, such as the 3GPP and the Wi-Fi Alliance. In addition, we are collaborating and partnering with key 5G players around the world including network equipment manufacturers, service providers, silicon vendors, and mobile equipment manufactures. Anritsu actively participates in 3GPP RAN groups working on next-generation technologies. We also have representation in some of the public fora involved in helping to define 5G, such as Next Generation Mobile Networks and the Association of Radio Industries and Businesses, said Mike Barrick, senior business development manager for wireless at Anritsu. Often, when new technology is being specified, little thought is given to testing until standards are complete. We believe it is essential to be active participants in these groups so testing methodologies are part of the ongoing 5G standard development. And finally, Jeffrey Phillips, LabVIEW senior group manager at National Instruments, said, NI has an active program that works with leading researchers across both industry and academia in the four active vectors of 5G research: massive MIMO, mm-wave, 5G waveforms, and wireless networks/ densification. He cited as one example Nokia Networks, which has demonstrated a fully functional mm-wave prototype that streams data at 10 Gb/s over a 73-GHz wireless link. Products take aim at 5G With regard to specific products, Barrick commented, Anritsu offers a full portfolio of test capability for wireless devices and infrastructure as well as network-level monitoring solutions, including the VectorStar ME7838 Series broadband vector network analyzers with mm-wave capability (Figure 1), the MS2830A spectrum analyzer/signal analyzer with high-bandwidth analysis capabilities, and the MP1800A BERT signal quality analyzer, which supports bit-error-rate test from 0.1 Gb/s to 32.1 Gb/s (or 56 Gb/s with an external MUX/ demux). While no products have been introduced specifically for 5G due to lack of standards, incremental features have been added to these products over the past six months to aid in early 5G research, he said. Speaking to the lack of 5G standards, Barrick continued, the first 3GPP standard that will include 5G is expected to be Release 14 or 15, which is scheduled for 2017 or Although that release is still a few years away, he said, Anritsu assumes 5G will include some or all of the following concepts: mm-wave operation for high-bandwidth/high-speed applications, operation in cellular bands for machine-type communications/internet of Things (MTC/IoT), massive MIMO to enable interference avoidance with hierarchical cells, higher-order MIMO and carrier aggregation to enable GB/s over-the-air data rates, cloud RAN architecture, and OFDM or newer modulations with increased bandwidth over current 20-MHz implementations. Keysight offers several products for 5G wireless test. According to Zemede, Keysight has introduced hardware and software solutions to help researchers with the many waveforms, frequencies, and bandwidths being investigated for 5G (Figure 2). First, she said, the company offers the Flexible Testbed for 5G Waveform Generation and Analysis, which enables engineers to evaluate the various proposed waveforms with prototype algorithms and hardware. The solution, she said, helps generate and analyze new algorithms and supports a range of modulation bandwidths (from several megahertz to a few gigahertz) and a range of frequency bands (from RF to mm-wave). For demodulation and analysis, she said, VSA software can be used inside the SystemVue simulation software and can run on a signal analyzer, an oscilloscope, or a PC controlling a variety of instruments or digitizers. On the hardware side, she said, a precision AWG and a vector signal generator combination with wideband I/Q inputs enables generation of wideband test signals with up to 2 GHz of modulation bandwidth at frequencies up to 44 GHz (and up to 90 GHz with upconverters). For signal demodulation and analysis, she added, Keysight introduced a 2-GHz-wide smart mixer (M1971E) that can be used with the UXA signal analyzer and oscilloscope to demodulate a 2-GHz-wide signal at frequencies up to 90 GHz. Zemede then raised an additional issue. In any wireless communication architecture, the radio channel has a tremendous effect on system performance so channel models are key in any wireless communication system, she said. This will be especially true in 5G with the use of mmwave carrier frequencies and the lack of experience with radio-access technologies in the mm-wave bands. To address this issue, she said, Keysight offers a flexible mm-wave channel-sounding reference system based on commercial off-the-shelf hardware and software plus additional tools and software used to accelerate analysis of potential 5G channels with real-time data processing and streaming to RAID. The reference solution produces a channel impulse response measurement that is used to extract channel parameters for development of new channel models, she said. The included calibrations, timing, and synchronization tools also ensure accurate channel measurements. New channel models can be simulated in the SystemVue electronic system-level software to validate new 5G air-interfaces. In summary, she concluded, the channelsounding reference solution allows researchers to measure the mm-wave radio channel and extract the key characteristics to develop a dependable model that can be used in simulation and emulation. Software-defined radio According to Phillips at National Instruments, As 5G research continues to unfold, the primary challenge that needs to be solved today is proving out the innovations that will enable the next wave of enhanced bandwidth, reduced latency, and higher signal reliability. To that end, he said, NI offers several products for 5G wireless test, including an integrated software-defined-radio (SDR) platform that combines flexible software with modular hardware (Figure 3). At the heart of the SDR platform is the LabVIEW Communications System Design Suite, a version of LabVIEW designed specifically for communication system design, he said. The NI USRP RIO, an FPGA-based SDR, combines LabVIEW Communications System Design Suite graphical programming with high-performance hardware to dramatically simplify development. It offers an ideal combination of flexibility and performance for applications ranging from simple protocol development to 5G wireless communication research. Roessler said, One highlight is expanding the analysis bandwidth of the R&S FSW high-end signal and spectrum analyzer family to 2 GHz. That performance is available when the FSW is combined with the R&S FSW-B2000 option and an R&S RTO oscilloscope, allowing developers to analyze broadband signals for 5G next-generation mobile communications signals or com- plex pulse parameters and chirp signals for radar systems. Roessler added, The R&S FSW itself has been extended to support frequencies up to 85 GHz in a single instrument. For signal generation, he added, the R&S SMW vector signal generator now supports frequencies up to 40 GHz a specification that can be extended with the help of external mixers. In addition, an integrated 2-GHz I/Q capability enables the SMW to modulate up to 2-GHz-wide signals provided by an external arbitrary waveform generator. On top of extending the frequency range, Rohde & Schwarz added a new measurement option that supports signal analysis of ad signals, he added ad often is mentioned during 5G discussions since it is the only wireless standard that already utilizes wider bandwidths up to 2.16 GHz and operates in the 60- GHz frequency band. Roessler added this observation: The terms Internet of Things and 5G often are used in the same sentence. To test the IoT, Rohde & Schwarz has developed an over-the-top test solution based on its R&S CMW500 wideband radio communication tester. The application establishes a link to the device under test (for example, via LTE), monitors the signaling messages triggered by an application running on the device, and correlates that with the power consumed by the device. Keysight s Zemede said, Keysight recently introduced a phase-coherent PXIe multichannel vector signal analyzer and generator that can be configured as two, four, or eight-time or phase-synchronized channels. This solution addresses today s test challenges of LTE/LTE-A MIMO and beamforming, allowing engineers to generate and analyze true MIMO signals. The same reference solution, she said, can be used for implementing 8x8 MIMO and beamforming for sub-6- GHz 5G research. In addition, she said, Keysight has recently introduced the capability to upgrade the frequency range of existing X-Series signal analyzers, allowing users to buy what they need today for example, sub-6-ghz capability for 4G test and upgrade to microwave or mm-wave frequencies to meet their new requirements as they move to 5G. As did Roessler at Rohde & Schwarz, Zemede also mentioned the IoT, saying, We also have added software enhancements to our LTE/LTE- Advanced signal generation and analysis solutions to support 3GPP Release 12 LTE- MTC targeting the IoT segment, which is one of the focus areas of 5G, and we are going to continue to update our software as the 3GPP standard evolves to Release 13 and beyond. 26 MEDICAL TEST Medical applications leverage Watson compute power By Rick Nelson, Executive Editor T echnology has an increasingly important role to play in healthcare and medicine, and medical device makers as well as researchers and clinicians are turning to the cloud to assist their efforts. IBM is making a significant push in this area, having announced in April the establishment of a dedicated business unit called IBM Watson Health, to be headquartered in the Boston area. A key offering of the new unit is the IBM Watson Health Cloud, which the company describes as a HIPAA-enabled secure and open platform for physicians, researchers, insurers, and companies focused on health and wellness solutions. Watson Health builds on years of collaborative relationships with leaders across the healthcare ecosystem, added Michael Rhodin, senior vice president, IBM Watson, in a press release. The groundbreaking applications of Watson s cognitive-computing capabilities by medical clients and partners clearly demonstrated the potential to fundamentally change the quality, efficiency, and effectiveness of healthcare delivery worldwide. We re excited to broaden access to world-class technology and to work with our partners to transform health and wellness for millions of people. The latter develops and sells cloud-based services that help healthcare providers and care teams work together to ensure care is effective and coordinated to meet new healthcare quality requirements and reimbursement models. IBM announced May 4 that it has completed the Phytel acquisition. Financial terms of the deal were not disclosed. Explorys spun off from the Cleveland Clinic in 2009; it offers a secure cloud-computing platform used by 26 major integrated healthcare systems to identify patterns in diseases, treatments, and outcomes. It integrates more than 315 billion clinical, financial, and operational data elements, spanning 50 million unique patients, 360 hospitals, and more than 317,000 providers. At the same time it launched its new health unit, IBM said it is teaming up with Apple, Johnson & Johnson, and Medtronic on health data initiatives based on the IBM Watson Health Cloud. IBM and Apple will expand their partnership to join IBM cloud services and analytics with Apple s HealthKit and ResearchKit to address employee health and wellness management. Johnson & Johnson will use IBM technology to model and apply medical evidence to optimize patient interventions, and Medtronics will develop personalized care management solutions for diabetic patients. IBM said the partnerships are not exclusive, and it expects other companies to leverage the Watson platform. And indeed, in May IBM announced several additional initiatives spanning cancer research to health records management. First, IBM said that it is collaborating with more than a dozen leading cancer institutes to accelerate the ability of clinicians to identify and personalize treatment options for their patients, with additional centers expected to join the program later this year. The institutes will apply Watson s cognitive capabilities to reduce from weeks to minutes the ability to translate DNA insights, understand a person s genetic profile, and gather relevant information from medical literature to personalize treatment options. The project is part of IBM s broader Watson Health initiative to advance patient-centered care and improve health. Determining the right drug combination for an advanced cancer patient is alarmingly difficult, requiring a complex analysis of different sources of Big Data that integrates rapidly emerging clinical trial information with personalized gene sequencing, said Norman Sharpless, M.D., director, University of North Carolina Lineberger Comprehensive Cancer Center, in a press release. We are partnering with IBM in an effort to solve this decision problem with the help of cognitive technology and to improve the decisions we make with our patients to maximize their chance for cure. This collaboration is about giving clinicians the ability to do for a broader population what is currently only available to a small number identify personalized, precision cancer treatments, added Steve Harvey, vice president, IBM Watson Health. The technology that we re applying to this challenge brings the power of cognitive computing to bear on one of the most urgent and pressing issues of our time the fight against cancer in a way that has never before been possible. In addition, IBM announced May 5 that it is collaborating with Epic and Mayo Clinic to advance patient health by applying the cognitive computing capabilities of Watson to electronic health records (EHRs). As Watson s capabilities are applied to EHRs, patients and providers will benefit from more rapid and thorough analysis of the medical factors that could impact an individual s health and wellness, the company said. Epic makes software for mid-size and large medical groups, hospitals, and integrated healthcare organizations; its customers include community hospitals, academic facilities, children s organizations, safety net providers, and multi-hospital systems. IBM reports that Epic has more than 350 customers who have exchanged more than 80 million medical records in the last 12 months, both within and outside the Epic community. Interoperability will enable these institutions to apply the cognitive capabilities of Watson to these records through secure, cloud-based services, providing greater clinical insight to help personalize healthcare. IBM also announced that it and Mayo Clinic are working together to pioneer cognitive computing in clinical-trials matching for cancer patients. Watson allows physicians to enroll patients more quickly in the clinical trials that best meet individual patient needs. More than one million patients are seen at Mayo Clinic each year, and more than 1,000 clinical trials are available to match patients to at any given time. Patients need answers, and Watson helps provide them quickly and more thoroughly. We are excited by Watson s potential to efficiently provide clinical-trials information at the point of care, said Dr. Steven Alberts, Mayo Clinic oncologist, at the time of the announcement. IBM isn t the only tech company working on medical applications in the cloud. As mentioned earlier, IBM is working with Apple, whose HealthKit enables developers to create consumer health apps designed to give users a comprehensive way to manage their health and fitness, and ResearchKit is an open source software framework that gives medical researchers the tools to accelerate medical studies. HealthKit can be used to create apps that monitor health behaviors and help encourage users to adhere to their treatment plan. Participants who opt-in to apps using ResearchKit also can contribute their health information to medical research/science/medicine. IBM s role with respect to the Apple offerings is to de-identify and store health data in a secure, scalable cloud system that enables researchers to access and share data in an open ecosystem environment as well as have access to IBM s datamining and predictive analytics capabilities. Health and fitness app developers and medical researchers will be able to draw on data at a scale that until now has never been available. For apps using HealthKit and ResearchKit, IBM will provide a delivery platform through Health Cloud to easily store, aggregate, and model data, combining it with other data sources and types to enrich research findings and identify the next frontiers of medical discovery. With Apple s groundbreaking ResearchKit, researchers can easily create apps that take advantage of the power of mobile devices to give them rich data from a diverse global population, said Jeff Williams, an Apple senior vice president, in a press release. Now IBM s secure cloud and analytics capabilities provide additional tools to help accelerate discoveries across a wide variety of health issues. In addition, although not specifically a cloud initiative, Johnson & Johnson announced recently that its Ethicon subsidiary will work with Google to create a minimally robotic-assisted surgical platform. Ethicon makes products such as sutures and endocutters and supports a variety of surgical specialties. The goal of the collaborative effort is to integrate medical-device technology with robotic systems, imaging technology, and data analytics. Such collaboration between information technology and medical technology companies is sure to continue. EE Getting data from the body to the cloud If you want to use the cloud to store, process, or communicate your personal health and medical data about a biomarker like glucose, for example you need a way to get that data from your body to the cloud. In April, Nordic Semiconductor described an application that does that: U.S. blood glucose monitoring company Dexcom now is shipping what Dexcom claims is the world s first commercially available diabetic monitoring solution with continuous (24 7) remote monitoring by adding Bluetooth Smart (formerly known as Bluetooth low energy) wireless connectivity to Dexcom s existing G4 Platinum CGM (continuous glucose monitoring) handheld. The combination is known as Dexcom G4 Platinum with Share. The system now can send CGM data from the G4 Platinum receiver, a handheld that works with the body-worn CGM sensor, to an iphone, ipod touch, or ipad, which in turn can securely send the data to the cloud. From there, the data can be relayed to up to five followers equipped with an iphone or ipad touch, who then can remotely monitor a diabetic s glucose information and receive alert notifications from almost anywhere with cellular network coverage. To save energy, Dexcom is implementing wireless connectivity from a mobile device to Dexcom s existing G4 Platinum CGM handheld receiver using the Nordic μblue nrf8001 single-chip-connectivity solution. The De xcom G4 Platinum CGM System with Share allows blood glucose readings to be measured at a frequency of up to once every five minutes. The Dexcom Share represents a new paradigm in diabetic treatment whereby dynamic trends (up, down, and stable) in a diabetic s blood glucose levels can be continuously monitored and shared on a 24 7 basis for the first time, commented Jorge Valdes, chief technical officer at Dexcom, in a press release. This will not only give much greater insight and more accurate and timely management of the diabetic s condition compared to traditional finger sticks, it also will give diabetics, their loved ones, and/or their caregivers the peace of mind to know they are safe at any time. 28 EMC Maintaining high-speed signal integrity By Tom Lecklider, Senior Technical Editor The fidelity of a high-speed signal, whether within a device or on a PCB, is affected by the path it takes and its surroundings. In particular, the design of vias used to route the signal between PCB layers and the proximity to other vias have large effects at very high frequencies. Four research papers provide some detailed insights. In a paper delivered at the EMC SI 2015 Symposium, the relationship between a pair of traces carrying a differential signal and two vias carrying a different differential signal was explored. Through simulation and measurement, the authors showed that a via on either side of a pair of traces exhibited the largest amount of crosstalk from the lines to the vias because each via was close to one of the lines but distant from the other. This means that each via will pick up a greater amount of interference from the line closer to it and less from the more distant line. From symmetry, the crosstalk at the vias will be equal but of opposite phase so when treated as a differential signal will not cancel. The second case placed both vias next to each other on the same side of the line pair, one via close to the lines and one farther away. Crosstalk will be unequal because the vias are not arranged symmetrically. However, the same signal phase will dominate at each via, so differentially, cancellation will be better than for the first case. The third case placed both vias the same distance away from the lines and on the same side. Differentially, this arrangement will have the most complete cancellation. 1 Many times, there are several highspeed signals associated with an IC, so PCB trace routing can become dense near the IC package. A paper presented at last year s EMC Symposium considered the signal imbalance that groundreturn via placement has on nearby differential pairs of vias. As the authors stated, Differential signal traces require symmetry to avoid conversion of differential mode to common mode. As part of the return path, this requirement extends to the reference plane. Routing next to the edge of a reference plane can cause mode conversion, for example. This practice can result in radiated emissions and susceptibility issues. Adding more return vias without placing them symmetrically creates an unbalanced return path. One half of the differential signal will have different return-path parasitics than the other; this discontinuity is the source of mode conversion. 2 The present paper extended earlier work that optimized the placement of return vias relative to two pairs of differential vias. Not surprisingly, it was shown that optimizing return via placement for one pair could degrade the performance of the other pair. To better judge the overall success of the process, a fitness function was developed: where, SCD = the amount of mode conversion and w k is a weighting factor that can be used to emphasize the performance of a particular pair (k). The weighted summation is used by the genetic algorithms to ensure that successive trials improve the result. By using a multilayer via transition software tool in combination with a fast full-wave solver and genetic algorithms, the effect of adding several return vias to large arrays of differential-signal vias was investigated. Although not providing the absolute lowest amount of mode conversion, a repeating pattern for additional return vias was developed. As well as being simple enough to be incorporated at the PCB layout stage, the approach also can be extended to larger arrays without further analysis. Frequencies up to 20 GHz were considered in simulations. At higher frequencies, trace and via dimensions become very important. In particular, as stated in a second 2014 paper, Multiple vias sharing a common anti-pad enable high-density trace routings, and thus [this type of layout] is becoming more and more popular in multilayer printed circuit boards and/ or packages, especially for high-speed differential signal interconnects. 3 Two numerical approaches were used to evaluate a parallel-plate structure representing the top and bottom copper layers in a PCB with pairs of vias and shared anti-pads. One method simulated each via hole separately using the 3D finite element method (FEM), creating separate admittance blocks. These were combined with a hybrid 3D/2D FEM analysis of the parallel plate structure to form a combined admittance matrix. This analysis assumed that the transverse electromagnetic mode (TEM) was the only mode propagating in the via holes. In the other approach, the hybrid 3D/2D FEM was used for the structure and did not assume only TEM propagation. Comparison of the two results was very good when the top and bottom PBC copper layers were simulated with 1-mil thickness. However, the results diverged when the thickness was increased to 10 mils, indicating that TEM propagation was not the only mode present at the anti-pads on the inner surfaces of the top and bottom conductors. The paper concluded, discontinuities at the rim of the [inner] anti-pad excite higher-order modes to satisfy the boundary conditions there. The evanescent higher-order modes, excited by the discontinuities, the via hole, and the parallel-plate pair, decay exponentially. If the plate thickness is small, the higherorder modes may penetrate into another plate-pair. Simulations were performed up to 50 GHz in this paper. A third 2014 paper also dealt with shared anti-pads and higher-order modes of propagation. 4 The paper stated that using shared anti-pads for differential vias provided a better impedance match along the via path better than using two separate anti-pads. And, shared anti-pads also reduce via-to-plate capacitance, which improved the phase velocity. However, the paper determined that the generation of the parasitic modes takes place mainly in the launch segment where the current turns from microstrip modes to coaxial modes and excites the higher-order modes. Because the shared anti-pads are relatively large, the associated cutoff frequency for these unwanted modes may be low enough that they can propagate down the vias. 29 was to reduce the size of the anti-pad area on the top and bottom referenceplane layers by reverting to separate and smaller anti-pads. Continuing the reference plane between the separate anti-pads eliminates the TE10 and TE01 modes. Smaller anti-pads correspond to a higher cutoff frequency, which minimizes propagation of higher-order TE20 and TE11 modes. Simulations using 0.4-mm radius anti-pads instead of the initial 0.6-mm value showed about a 15-GHz improvement in transmission bandwidth. The paper summarized, The improvement from the proposed design is a result of the combination of a better impedance match and the suppression of higher-order modes. For example, recent analysis from Frost & Sullivan, EMC Test Equipment and Services Market in North America, finds that the market earned revenues of $453.4 million in 2014 and estimates this to reach $607.6 million in The rising popularity of electric vehicles and smart grid systems will unlock substantial opportunities for EMC test equipment and service vendors in North America, said Frost & Sullivan measurement and instrumentation research analyst Janani Balasundar. The highest demand for EMC testing will stem from the dynamic wireless communication industry in the region. On the laboratory front, Retlif Testing Laboratories, a global provider of EMI/ EMC and environmental (ESS) testing, has finalized the accreditation process for its new dedicated Composites Testing Laboratory. Located within the Composite Prototyping Center (CPC) in Plainview, NY, the new laboratory is now fully accredited to IS0-STD-17025, the international standard that represents the basis for accreditation from an accrediting body through formal recognition of demonstration of that competence. Administered by the Laboratory Accreditation Bureau (L-A-B), the accreditation enables a broader acceptance of test data generated, as the requirement for accreditation is a requisite in industries where composites are widely used, including aerospace, military, rail, and automotive industry sectors. Adding RTSA to an MXE enables test labs to observe and diagnose transient and wideband emissions during electromagnetic compatibility compliance and precompliance testing. 30 INSPECTION Inspection systems address middle-end semiconductor processes By Rick Nelson, Executive Editor Packaging advances are driving innovation at KLA-Tencor, which in May announced two new systems that support advanced semiconductor packaging technologies: CIRCL-AP and ICOS T830. Designed for characterization and monitoring of the diverse processes used in wafer-level packaging, CIRCL-AP enables all-surface wafer defect inspection, review, and metrology at high throughput. The ICOS T830 provides fully automated optical inspection of IC packages, leveraging high sensitivity with 2D and 3D measurements to determine final package quality for a range of device types and sizes. Both systems help IC manufacturers and outsourced semiconductor assembly and test (OSAT) facilities address challenges such as finer feature sizes and tighter pitch requirements as they adopt innovative packaging techniques. In a recent phone interview, Prashant Aji, head of marketing for the company s SWIFT division, commented on packaging trends. Driven by mobile devices, he said, packages are shrinking, with an increasing use of wafer-level packaging, and the industry is pushing to cut packaging costs. In addition, packaging is increasingly shifting to OSAT companies. These trends are altering the semiconductor manufacturing process. With traditional packaging, Aji said, a silicon wafer undergoes wafer-level front-end processing, with wafer dicing and packaging occurring at the back end. KLA-Tencor addresses both these areas, having entered the back-end market in 2008 with the acquisition of ICOS. But the move to wafer-level packaging, Aji said, inserts between the front end and the back end a new middle-of-the-line or middle-end stage, involving wafer-level through-silicon Figure 1. In addition, Pieter Vandewalle, senior director of marketing for KLA-Tencor s ICOS Division, said that demands for longer battery life in mobile devices means less space for packages. As a consequence, demand for advanced packaging inspection equipment is growing. Aji cited a Yole Déveolppment forecast that the market for inspection and metrology equipment for 3D IC packaging would increase at an 18% CAGR through C IRCL-AP (derived from Concurrent Inspection and Review Cluster) addresses advanced packaging areas, supporting allsurface wafer inspection with up to 0.5-μm sensitivity (Figure 1). It performs front-side inspection and review, 2D and 3D metrology, and edge inspection and metrology. It includes multiple modules that utilize parallel data collection for fast, cost-efficient process control of advanced waferlevel packaging processes. It supports a range of packaging technologies, including wafer-level chip-scale packaging, fanout wafer-level packaging, and 2.5-D/3D IC integration using TSVs. The company s 8-Series front-side inspection system serves as the CIRCL-AP s front-side defect inspection and metrology module, which couples high-brightness LED scanning technology with automated defect binning to reduce nuisance problems and to speed detection of critical packaging defects, such as TSV cracks and RDL shorts. CIRCL-AP s CV350i module, based on KLA-Tencor s VisEdge technology, enables detection, binning, and automated review of wafer-edge defects and metrology for critical edge trim and bonding steps in the TSV process flow. With multiple imaging and illumination modes, the Micro300 module can produce high- precision 2D and 3D metrology for bump, redistribution, and TSV processes. Utilizing a flexible architecture, the CIRCL-AP can be configured with one or more modules to address the requirements of specific packaging applications while the handler supports bonded, thinned, and warped substrates. Va ndewalle of the ICOS division emphasized that packages are evolving toward thinner devices, increasing demands for package height metrology and bare-die inspection. And cost pressures are driving a cost-of-ownership reduction. Next-generation packaging, he said, involves package-on-package (including a bottom logic chip and top memory chip), fanout WLP, flip-chip, BGA, LGA, and other configurations. To address next-generation packaging, he said, the IC OS T830 combines four inspection stations and a sorting station in one system (Figure 2). It offers top, bottom, and side inspection modes and can detect voids, exposed copper, and other surface defects. It performs 2D package visual inspection to look for die cracks, and it employs 3D techniques for component-height measurement, ball inspection and metrology, and lead and pad inspection and metrology. It also performs resistor and capacitor 3D metrology. It is a suitable measurement solution for testing product efficiency and the design of inverters, motor drives, lighting systems, uninterruptible power supplies, transformers, aircraft power systems, and other power conversion devices. The WT3000E precision power analyzer is the enhanced model of the existing WT3000. The instrument includes a high-resolution 8.4-inch TFT LCD, making it simple to set up and display up to nine different pages of measurement items in numerical formats as well as waveforms, harmonic-spectrum bar graphs, and trends. In addition, a vector display is available for voltage and current phase analysis. Microsoft Windows software options for the USB-DI- O32HS incorporate TracerDAQ to display and log data along with comprehensive support for C, C++, C#, Visual Basic, and Visual Basic.NET. Measurement Computing, DC power supplies The 9130B Series linear triple-output power supply line offers three isolated outputs that can be adjusted independently or combined in series or parallel to output higher voltage or current. Each model in the series has a different configuration of variable output voltage and current on two channels: 0 to 30 V, 0 to 3 A (9130B); 0 to 30 V, 0 to 6 A (9131B); and 0 to 60 V, 0 to 3 A (9132B). The third channel output is rated at 0 to 5 V, 0 to 3 A for all models. Other features include a timer-controlled output function along with internal memory to store and recall up to 36 different instrument settings. The supplies are backed by a standard three-year warranty with list prices from $1,065 to $1,465. B&K Precision, DDS USB signal generator The USB-stick-sized TDDS is a laboratory-quality direct digital synthesized RF signal source with a frequency range of 1 Hz to 100 MHz able to deliver 0-dBm output power from its SMA female socket. The TDDS USB-controlled high-purity source can be swept in steps as low as 1 Hz between any two frequencies in its specified range. Frequency changes are phase-continuous, so there are no glitches, and phase noise is better than -140 dbc at 100 khz. Second and third harmonics are below -60 dbc at 10 MHz. Saelig, Regenerative grid simulator The PAS-F Series of programmable three-phase utility grid simulators combines utility grid simulation and a regenerative bidirectional AC source that is capable of both sourcing and sinking the full current load from the DUT. With power levels ranging from 45 kva to 1.6 MVA, the series is capable of testing the largest of dispersed energy inverters. When testing dispersed energy products such as PV inverters, energy storage systems, and wind turbines, the traditional test setup requires a load bank in parallel with the DUT and AC source. The PAS-F does not require the parallel load. Instead, full DUT current is sunk into the AC source, and 92% of the power is regenerated back to the utility grid, saving energy and reducing system cooling requirements. 34 EXECUTIVE INSIGHT By Rick Nelson, Executive Editor Meeting SiC and GaN measurement challenges Keithley, a Tektronix company, designs and produces a variety of advanced electrical test instruments and systems for electronics manufacturers in highperformance production testing, process monitoring, product development, and research. Keithley and Tektronix together keep an eye on the pulse of the industry, according to Lee Stauffer, senior staff technologist at Keithley. One of the areas really growing fast is power electronics, he said. That growth is being driven by the push for higher efficiency and the green-energy movement with the capability to obtain power from a variety of sources including wind and solar and convert it into a form that can be used in applications ranging from lighting to industrial control. LEE STAUFFER Senior Staff Technologist Keithley This whole concept of power management is something that Keithley and Tektronix are really focusing on now the end-to-end power management cycle. That cycle, he added, extends from the component level to power-electronics system compliance. Keithley and Tektronix make a variety of instruments that can be used throughout that cycle, as described in a recent article on power-device test. 1 As an example, Stauffer cited a power-supply design, Tektronix oscilloscopes and high-power probes and Keithley power supplies and DMMs are used a lot in the design cycle of a power supply, he said, adding that within the last two years Tektronix and Keithley also have introduced a new line of power analyzers that can measure efficiency and determine EMI compliance. Of particular use in power-device test, Stauffer said, are Keithley s SourceMeter source-measure units, including a recently introduced 3,000-V model useful for measuring SiC and GaN devices, which have very low leakage currents and very low capacitances. Silicon devices are lossy, he said, but SiC and GaN can inherently switch a lot faster. Now, he said, you can build power devices and turn up the frequency in your converter, adding, We ve actually seen some GaN power converters that are running at megahertz speeds. Keithley instrumentation, he said, enables measurement of picoamps of leakage current in contrast with microamps or tens of microamps of leakage in silicon devices. In addition to the instruments, Keithley has developed cabling and interconnect as well as new test fixtures and probe-station interfaces. We really had to engineer the complete component test solution, he said. And this is something that Keithley has been doing in semiconductor tests for more than 30 years. This core technology of being able to measure semiconductors both at a package level and at a wafer level is really what sets Keithley apart from others in measuring power components. In addition, Stauffer said, Keithley is adding modern user interfaces to its traditional instruments. Keithley s Touch, Test, Invent maxim, he said, takes a page from consumer electronics and adds a touch-screen graphing interface to the SourceMeter. So you can actually get curves, graphical curves, right on the SourceMeter itself, he said. That s really handy and convenient for a quick characterization of components. And Keithley has gone a step further and lets you control SourceMeter directly from your Android smartphone enabling you to measurement results. Keeping up with modern user interfaces is very important to us, he said. Another area on which Keithley focuses is data conversion. Keithley has always been known for our very highprecision A-to-D converters, Stauffer said. We measure things out to 7½ digits with more than 24 bits of precision. More recently, the company has added high-speed digitizing capability. For example, our most recent generation of SourceMeters and our newest digital multimeter have both the high-precision A-to-D and the high-speed digitizing capability, he said. That s a particularly interesting combination in a precision instrument you now can do high-speed, transient-type measurements, or you can do the high-precision measurements that we re noted for. Many vendors offer instruments in open-architecture modular form factors that can be integrated into systems. Stauffer said Keithley designs many of its instruments for system use, but instead of employing a standard like PXI, Keithley has implemented what it calls the Test Script Processor (TSP) platform, which includes a high-speed virtual backplane. The advantage of having this virtual backplane is that we can add as many instruments as we want, Stauffer said. The approach also supports very high-power instruments. For example, he said, one of the company s SourceMeters is 2-kWcapable, a level of power that calls out for a standalone instrument configuration. But the TSP link virtual backplane, he said, allows multiple SourceMeters to be connected together and respond to each other as if they were one instrument. And TSP extends from the lab to the production floor. The TSP architecture allows us to create a test system, whether it s the simplest little curve tracer on the bench for doing just initial device evaluation or a full-blown production parametric process-mo nitor system, Stauffer said. We have a lot of flexibility there, and we also support that entire life cycle from initial concept through obsolescence and the search for a new and better device. EE Reference 1.
